This is due to the fact that the leakage power dissipation (dominated by subthreshold leakage) becomes a significant contributor to total chip power consumption (subthreshold leakage is exponentially dependent on temperature and exacerbates with technology scaling). As the increase in total chip power causes higher substrate temperature, the subthreshold leakage increases further, and thereby creates a strong feedback loop leading to various electrothermal couplings between power, temperature, operating frequency and supply voltage. In this scenario, accurate estimation of the silicon junction (substrate) temperature is crucial for various power, performance, reliability, and cooling-cost analyses and tradeoffs.
